性质:蚀刻就是把基片上无光刻胶掩蔽的加工表面如氧化硅膜、金属膜等蚀刻掉,而使有光刻胶掩蔽的区域保存下来,这样便在基片表面得到所需要的成像图形。蚀刻的基本要求是,图形边缘整齐,线条清晰,图形变换差少,且对光刻胶膜及其掩蔽保护的表面无损伤和钻蚀。蚀刻方式有湿法化学蚀刻和干法化学蚀刻。干法蚀刻所用气体称蚀刻气体,通常多为氟化物气体,例如四氟化碳、三氟化氮、六氟乙烷、全氟丙烷、三氟甲烷等。干法蚀刻由于蚀刻方向性强、工艺控制精确、方便、无脱胶现象、无片子损伤和沾污、所以其应用范围日益广泛。
