Thermodynamic factors in the experiment are analyzed,and the kinetic characteristics of CVD process of the high purity titanium at different deposition temperature, influence of the supersaturation of the vapor and the crystal temperature on the crystal active of the high purity titanium under different kinetics mechanism have been studied as well.
