本文以盐酸羟胺、酸酐及对甲苯磺酰氯为原料合成了三种用于深紫外光刻胶的非离子型产酸剂N-羟基邻苯二甲酰亚胺对甲苯磺酸酯、N-羟基-5-降冰片烯-2,3-二甲酰亚胺对甲苯磺酸酯和N-羟基-3,6-内氧桥-4-环己烯二甲酰亚胺对甲苯磺酸酯,优化了中间产物的合成条件,对合成的三种产酸剂的结构进行了FT-IR、1HNMR表征,并对其进行了溶解性、热稳定性、溶液和乙二醇固体膜层中的紫外吸收性及光解特性测试,实验结果表明,N-羟基邻苯二甲酰亚胺对甲苯磺酸酯和N-羟基-5-降冰片烯-2,3-二甲酰亚胺对甲苯磺酸酯有良好的溶解性、热稳定性及紫外吸收性和光解特性,且N-羟基邻苯二甲酰亚胺对甲苯磺酸酯较N-羟基-5-降冰片烯-2,3-二甲酰亚胺对甲苯磺酸酯性能好,两种产酸剂的使用温度均可达150℃。
