By applying the H parameter simplified model to study the bistable characteristics of ECLD,an analytical expression for the hysteresis loop width has been derived and its applicable range reported.
采用H参量简化模型研究光栅调谐外腔半导体激光器的双稳特性,导出以H参量表达的双稳环环宽解析式,给出了其适用范围,得到剩余反射率减小时导致双稳环消失的临界值,然后数值模拟了光栅反射率、谱线展宽因子、H参量、剩余反射率对载流子密度与频率关系曲线的影响,从中发现了剩余反射率增大时也存在双稳环环宽为零的情况,数值计算了剩余反射率极限值,并指出了环宽极大值的位置。

To study the threshold characteristics of ECLD when frequency deviating from gain of peak based on the prior simplified model, H parameter model and simplified model were established by introducing the H parameter into carrier density, an analytical expression for the tuning range has been derived.
为了研究频率偏离增益峰值时光栅外腔半导体激光器的阈值特性,在以往研究双稳态的原简化模型的基础上,将H参量引入到载流子密度中,建立了H参量简化模型和H参量模型,并得到了计算调谐范围的解析式;采用数值计算和模拟的方法,在阈值载流子密度按波长的分布图谱中得到激光器的调谐范围,比较了三种模型在表达调谐特性方面的差异。

To study the threshold characteristics of external cavity laser diode(ECLD) when frequency deviating from the gain peak,H parameter model was established by applying the method of mathematics modeling,and the analytical expressions for the tuning and bistability characteristics were derived.
为了研究频率偏离增益峰值时光柵外腔半导体激光器(ECLD)的阈值特性,采用数学建模的方法,将载流子密度随频率的变化按LD模式间隔分段平均化、平移及旋转,建立了H参量模型,得到能表达调谐和双稳特性的解析式;通过数值模拟的方法将H参量模型与以往的ECLD模型作了对比。

The analytical expressions for the hysteresis loop width in the External Cavity Laser Diode(ECLD) turning range and obliquity factor of necessary condition of hysteresis loop were derived by using H parameter model.
采用H参量模型,导出了外腔激光器(ECLD)调谐范围内双稳环的环宽解析式以及决定双稳环存在条件的倾斜因子表达式;数值模拟了剩余反射率对倾斜因子的影响,并比较了引入倾斜因子前后的环宽。
