{一z一t以onshu四a一yan离子团束外延(ion eluster bea伊epi‘axy) 在真空中利用离子团束输运技术进行半导体薄膜材料制备的一种方法。其基本原理是:在真空装置中石墨增祸内放置待沉积材料,增竭盖上有一小孔称为喷嘴,根据所用源材料增竭加热到预期温度,源材料在柑涡内气化,产生1、loPa蒸汽压,真空室本底压力为1『叹Pa,气态源从喷嘴喷射出来进入高真空区,经历绝热膨胀过程,温度下降,原子凝聚成团。喷嘴上方的离化器使部分原子团离化成离子团,衬底偏谈几千伏负压。离子团被加速和未离化的中性原子团共同沉积在衬底表面上。原子团和离子团是松散的非晶结构,到达表面碎裂为原子。控制衬底温度和加速电压,沉积膜可以是非晶、多晶和单晶。 沉积束中离子团具有能量,对结晶膜的生长动力学产生很大影响。提高了原子表面迁移率,增强了沉积原子的粘附系数,能在比较低的温度下生长同质或异质单晶层。也可用丁:绝缘介质和金属膜沉积。 (余怀之)
