This paper analyses the experiment result of nonlinear electrical pulse generated by PCSSs: Linear pulse—Delay—Avalanche (unstable)—Lock-on(quasi-steady state) combining with physical principle with the results of numerical simulation of PCSSs by two-dimensional(2-D) device simulator MEDICI,and puts forward a self-consistent physical mechanism at the same time.
针对光导开关产生的非线性电脉冲的实验结果:线性脉冲—延迟—雪崩(不稳定)—锁定(基本稳定),结合物理原理,应用二维器件模拟器MED IC I,对光导开关的数值模拟结果进行了分析讨论;同时,提出了一个自洽的物理机制。
