      泛指由两个以上晶体管级联复合而成、具有晶体管特性的电力电子器件。常称为达林顿晶体管。由功率场效应晶体管与双极型功率晶体管复合成的器件为隔离栅晶体管。
  
  电流放大倍数低(10~30倍)是普通双极型功率晶体管 (GTR)的一大缺点。若在功率晶体管前置一辅助晶体管(图a),用其基极作为总的输入端,辅助晶体管的输出电流成为主晶体管的输入电流,而主晶体管的输出端为总的输出端,并将这两个晶体管集成在同一硅片上,或两部分分别制成后封装成单个器件,就构成了具有很高电流放大倍数 (100~1000倍)的复合晶体管。其特性与单个功率晶体管类似。通常许多 GTR都采用达林顿结构。80年代中期,工作容量有 1.2kA/80V、400A/400V等几种。图所示是其中的一种复合结构,其电路符号(图b)与主晶体管一致。图a中的电阻及二极管是分别为了确保复合晶体管截止可靠和关断迅速而加的。
  
  复合晶体管大大降低了器件对驱动功率的要求,促进了GTR在电力电子装置中应用的普及,并将在功率晶体管的模块组件化中发挥作用。GTR采用达林顿结构后,其导通的管压降升高了近1V,开关频率往往只能用到1kHz左右,这是其不足之处。
